Darkseid easily. Thanos is a joke. How many times has he had infinite power only to lose it because he doesn't really want it?

Thanos wants to kill everything.
Darkseid wants to enslave everything in a way that could possibly considered worse than death.

He is just, pure evil. Out to enslave or destroy.
One of these guys, when massively depowered and "fallen", still went around cutting off superheroes' dicks.

I think Darkseid is more scary than Thanos for various reasons. Darkseid is usually the big bad in most stories where he or his servants appear, in various stories where Thanos appeared it was usually Mistress Death who was the actual big bad behind the things Thanos did because it was her who manipulated Thanos into doing villainy. Darkseid chose to be evil, Thanos was manipulated into being evil by Mistress Death. Darkseid is completely heartless and selfish, Thanos is neither heartless nor selfish because he is driven/motivated by trying to please his lover; compare how Thanos treats his lover with how Darkseid treated his wives, Darkseid is a gold digger, Thanos genuinely gave unconditional love to Mistress Death. Most of Thanos' villainy usually consists of him either out gambitting someone to get power or trying to please his lover; Darkseid's villainy consists of crossing lines Thanos usually didn't cross like for example conquering worlds for selfish reasons, waging wars even when he does not gain any advantage from winning the war, enslaving millions of people, kidnapping children, corrupting children, torturing millions of people, brainwashing millions of people, being a gold digger who marries females for the sake of political power or economical resources, forcing people to workship him like a god, being a tyrant, etc. Darkseid is a tyrant who is also pure evil and doesn't have any redeeming qualities, like for example unlike Doctor Doom or Thanos Darkseid is not a man of his word as seen when Darkseid broke his word through manipulating his adoptive son into leaving Apokolips to cause Apokolips and New Genesis to be in war again; Thanos actually has some antivillain qualities like for example when Thanos had ultimate power (Infinity Gauntlet, Cosmic Containment Unit) he usually proved to not be a tyrant unlike the tyranic Adam Warlock, Thanos is also a man of his word who follows his word, Thanos used evil means to acomplish his goal of pleasing Mistress Death, his lover, but said goal is not evil in itself, Mistress Death not only wasn't morally opposed to Thanos killing people to please her but she also manipulated and encouraged Thanos into doing that for her.

You might want to try reading a Thanos story instead of repeating what you've heard on the internet, to my knowledge Death has NEVER actively manipulated Thanos. Never mind she's actually laughed at his attempt to woo her that way, since you know they were all her's to begin with.

It wasn't only mentioned in the internet, that was how Mistress Death was portrayed on panel before that retcon in Captain Marvel Vol 4 #17 were Mistress Death acted out of character when Walker tried to do the same things Thanos did, post-retcon Mistress Death was show to have manipulated Thanos to restore/repair the balance that was damaged by various characters resurrecting; but before that retcon Mistress Death was a sadist who manipulated Thanos into doing genocide. She could have do that while appearing as a female skeleton, but not, she did it while assuming the form of a pretty female if I recall correctly, I think this means she manipulated Thanos in the same way females usually manipulate males, manipulating a male through the use of feminine wiles.
Female teases male to attract him, she does this through looking pretty (or if she isn't a prude she does it through using sex appeal); after he is attracted to her she punishes him for being attracted, which she does through mocking him, giving him the cold shoulder, acting like a tsundere or laughing at his attempt to woo her the way he did; in various cases this would cause the guy to try even harder to woo her, unless he is immune to reverse psychology. Many females play hard to get through doing those things to make the guy try harder to woo her, Mistress Death wasn't the exception. Mistress Death laughing at his attempt to woo her that way is what she did to her lover to manipulate him further.
